The MD901 is an absorbed power detector MMIC that covers wide frequency and dynamic ranges of input RF signal. This MMIC is based on GaAs low-barrier diode QZBD process and requires no DC bias for operation. The MD903 uses golden pads and backside metallization, front side is protected with silicon nitride. The MD901 includes two detector stages that can be used to extend square-law range of detection.
MAIN FEATURES- Input signal frequency range: 10 MHz to 50 GHz
- Input signal dynamic range: –50 to +14 dBm
- Square-law detection up to +20 dBm
- Well matched to 50-Ohm transmission line
- Positive, negative or differential voltage output
- No DC bias required
